Ok, here is something real' easy : high k materials to replace SiO2 as gate dielectric in a MOSFET structure :

ps : make sure you replace the polysilicon gate by a metal gate to reduce gate depletion. But...damn...what about this Fermi Level Pinning stuff, how are you going to cope with that, hu ?
