Ohmic Contacts to InGaAs


hello all,
I hope my question is not too stupid or too generic (first post in here).
My PhD topic deals with finding a gold-free low contact resistance ohmic contacts on III-V (mostly n-type InGaAs and GaAs). I've worked with PdGe schemes but I can't go beyond Rc values in the order of 1e-6 ohm-cm2 (that is on InGaAs Si doped 1e19 cm-3).
Also, I cannot seem to find an ‘novel’ and interesting approach to this topic.
Any suggestion would be more than welcome.
